Nanoionics-based neuromorphic function of Pt/Ti0.96Co0.04O2-δ/Pt multilayer device operating at low pulse voltage

Abstract We investigated the nanoionics-based neuromorphic function of Pt/Ti0.96Co0.04O2-δ/Pt multilayer with cross-point structure prepared by RF magnetron sputtering. This exhibits electro-ion mixed conduction and nonlinear current-voltage characteristic based on Schottky barrier between Pt Ti0.96Co0.04O2-δ layers. When low electrical pulse 0.8 V was applied short interval time 14 s, current modulation corresponding to long-term memorization (LTM) observed, though response at long 80 s short-term (STM). The O 1s photoemission spectrum showed OH- peak that contributes electron-ion conduction. responses both LTM STM are considered be due local proton migration near barrier.
